TiNx ( 0 < x < 1), titanyum (Ti) ve nitrojen (N) elementlerinin çeşitli oranlarda
bir araya gelerek oluşturdukları bileşiklerin genel ismidir. Yüksek ısıl dayanıklılık,
yüksek erime noktası, düşük sürtünme katsayısı, yüksek sertlik, korozyona karşı direnç,
yüzeye sağlam tutunma ve altın sarısı renge sahip olma gibi özelliklere sahip olan
titanyum nitrit bileşiği son otuz yılda kendisine geniş bir kullanım alanı bulmuştur.
Günümüzde TiN, mikro elektrikte difüzyon bariyeri olarak, metal ergitmede pota
olarak, kesici ve delici aletlerde koruyucu kaplama olarak, optikte, kuyumculukta, tıp ve
sanayinin pek çok alanında kullanılmaktadır.
Bu çalışmada üretilen TiNx ince film üretiminde reaktif RF saçtırma yöntemi
kullanılmıştır. Bu yöntemde titanyum metali hedef metaryal olarak kullanılmıştır.
Çalışma gazı olarak ise %xAr + %(100-x)N2 gaz karışımı farklı yüzdelerde
kullanılmıştır. Bu plazma ortamında alt taş üzerine TiN ince filmleri oluşturulmuştur.
Farklı konsantrasyonlardaki gaz karışımlarına göre üretilen TiNx ince filmler
SEM, EDS, AFM ve XRD cihazları ile incelenmiştir. Üretilen ince filmlerin optik
özellikleri spektroskopik elipsometre, Uv-Vis spektrofotometre ve interferometre
cihazları kullanılarak incelenmiştir. Bu analizler sayesinde ince filmlerin kırılma indisi,
geçirgenlik, absorbans, yasak enerji aralıkları gibi optiksel, kalınlık ve pürüzlülük gibi
fiziksel parametreleri belirlenmiştir.
Elde edilen sonuçlar incelendiğinde kullanılan gaz karışımı plazması içerisindeki
Ar ve N2 gazı konsantrasyonuna bağlı olarak TiNx ince filmlerin özelliklerinin değiştiği
gözlenmiştir.
TiNx ( 0 < x < 1) is a common name of compounds formed by different ratios of
titanium (Ti) and nitrogen (N) elements. TiN compounds which have some superior
specialties such as high heat resistance, high melting point, low coefficient of friction,
high hardness, corrosion resistance, strong adhesion to the surface and having gold
color, have found wide application area in the last three decades. Today TiN, is used as
diffusion barriers in microelectronics, as crucibles in metal smelting, protective coating
for cutting tools, in optics, in jewelry and in many areas of industry.
In this study, TiNx thin films were produced by using RF sputtering technique.
The metallic titanium was used as target material in this technique. For working gas,
%xAr+%(100-x)N2 gas mixture was used at different percentages. Argon gas was used
for generating plasma and nitrogen gas was used for reactive sputtering. TiN thin films
were formed on the substrate in plasma atmosphere.
TiN thin films produced at different concentrations of gas mixtures, were
investigated by SEM, EDS, AFM and XRD devices. Spectroscopic ellipsometer, Uv-
Vis spectrophotometer and interferometry were used for characterization of optical
properties. Thanks to these researches, optical parameters like refractive index,
transmittance, absorbance, band gap energies and physical parameters like thickness and
roughness of produced thin films were determined.
When the results are considered, the properties of TiNx thin films were changed
as a result of the concentration of Ar and N2 gases.
