Bu çalısmada Resonant Tünelleme Yarıiletken Kontrollu Anahtarı (RT-SCR) adıyla bir
hetero eklem yapılı bir p-n-p-n-p-n yarıiletken anahtar cihazı önerilmistir. Bu yapıya ait
akım gerilim iliskileri iki transistor modeli ile ele alınmıstır. Cihazın dizaynında, tezde
sunulan RTT dizaynı temel alınmıs ve iki-transistör temelli bir model gerçeklestirilmistir.
AlGaAs/GaAs malzemeleri kullanılmıstır. Geometrik ve fiziksel özelliklere göre, RTSCR’ye
ait farklı akım-gerilim çalısma karakteristikleri elde edilmistir. Resonant
Tünelleme yapısı ile yarıiletken güç anahtarlarının normal yapıya göre daha küçük
akımlarla kontrol edilebilecegi gösterilmistir.
In this study, a p-n-p-n-p-n semiconductor switch design with heterojunction structure is
suggested to be called Resonant Tunneling Semiconductor Controlled Switch (RT-SCR).
Current-voltage characteristics of this structure is studied with a two-transistor model. In
the design of the device, an RTT and a regular BJT are used. AlGaAs/GaAs materials are
used in the structure. For various geometrical and physical features, different currentvoltage
characteristics for RT-SCR are found. Resonant Tunneling semiconductor power
switches require less turn-on currents than the conventional semiconductor power
switches.
