Çinko oksit (ZnO) filmleri, güneş pilleri, gaz sensörleri ve optoelektronik cihazlardaki kullanım potansiyeli sebebiyle aktif bir araştırma alanına sahiptir. Bu malzemeye uygun katkılamalar yaparak yapısal, optiksel ve elektriksel özellikleri iyileştirilebilmektedir. Günümüzde ZnO’e Al, In, Ga ve B gibi katkı elementleri katkılanarak iletkenliğinin arttırılmasına çalışılmaktadır. Bu tez çalışmasında ise optoelektronik cihazlarda ve fotovoltaik güneş pillerinde yaygın olarak kullanılan katkısız ve bor katkılı ZnO (ZnO:B) filmleri ultrasonik kimyasal püskürtme tekniği ile 350±5 ºC taban sıcaklığında elde edilmiş ve optiksel, elektriksel, yapısal ve yüzeysel özellikleri incelenmiştir. Üretilen ZnO:B filmlerinin spektroskopik elipsometri tekniği ile kalınlıkları ve bazı optik parametreleri (sönüm katsayısı ve kırılma indisi) elde edilmiştir. Filmlerin geçirgenlik spektrumları UV-VIS spektrofotometre ile alınmış ve tüm filmlerin yüksek geçirgenliğe (≥85%) sahip olduğu görülmüştür. ZnO:B filmlerinin optik özelliklerini belirlemek için oda sıcaklığında floresans (FL) spektrumları kullanılmıştır. X-ışını kırınım (XRD) desenlerinden; ZnO:B filmlerinin hekzagonal würtzite yapıda olduğu belirlenmiştir. Atomik Kuvvet Mikroskobu (AFM) ile filmlerin üç boyutlu yüzey topografileri incelenmiş ve yüzey pürüzlülük değerleri belirlenmiştir. Taramalı Elektron Mikroskobu (SEM) ile filmlerin yüzey özellikleri incelenmiş ve Enerji Dağılımlı X-ışınları Spektroskopisi (EDS) ile elemental analizleri yapılmıştır. Ayrıca, filmlerin elektriksel özdirenç, taşıyıcı yoğunluğu ve Hall mobilitesi değerleri ölçülmüştür. Hall ölçümleri, en yüksek taşıyıcı yoğunluğu ve en düşük özdirenç değerine sahip filmin %2 bor katkılı ZnO filmleri olduğunu göstermiştir. Tüm sonuçlar optoelektronik endüstrisi ve fotovoltaik güneş pili uygulamaları açısından değerlendirilmiş ve bor katkısının özellikle elektriksel özellikler üzerinde önemli bir etki oluşturduğu belirlenmiştir.
Zinc oxide (ZnO) films have been an active area of research due to their potential application in solar cells, gas sensors and optoelectronic devices. The electrical and optical properties of ZnO can be enhanced by convenient doping. Particularly, electrical conductivity of such films can be increased by doping elements such as Al, In, Ga and B. In this thesis study, undoped and boron doped ZnO (ZnO:B) films which can be commonly used in optoelectronic devices and photovoltaic solar cells have been obtained at 350±5 ºC by using Ultrasonic Spray Pyrolysis technique and optical, electrical, structural and surface properties of the films have been investigated. The optical constants (refractive index and extinction coefficient) and thicknesses of the deposited ZnO: B films have been determined by spectroscopic ellipsometry technique. Transmission spectra have been taken by UV-VIS spectrophotometer. It is found that both ZnO and ZnO:B films have high average optical transmission (≥85%). X-ray diffraction (XRD) patterns indicate that the obtained ZnO:B has a hexagonal wurtzite type structure. Fluorescence spectra of the films have been used at room temperature in order to obtain optical properties of the films. The surface topographies of the films in three dimensions and surface roughness have been examined by Atomic Force Microscope (AFM). Surface morphologies of the films have been examined using Scanning Electron Microscope (SEM) and elemental analyses have been performed by Energy Dispersive X-ray Spectroscopy (EDS). The electrical resistivity, carrier concentration and Hall mobility have been measured. According to Hall measurements, the 2% B-doped ZnO films exhibited, the highest electron concentration, and the lowest electrical resistivity among all of the ZnO:B films. All of the results have been appreciated in point of view of optoelectronic industry and photovoltaic solar cell applications and it has been concluded that B doping especially has a noticeable effect on electrical properties.
