Bu çalısmada katkısız GaAs ile Co, Al, In, C, Si ve Ge safsızlıkları katkılanmıs
GaAs ince filmler cam alttaslar üzerine termiyonik vakum ark tekniği ile biriktirilmistir.
Üretilen filmlerin yapısal, optiksel, yüzeysel, bilesimsel ve elektriksel özellikleri
incelenmistir. XRD sonuçları, filmlerin tümünün polikristal yapıda olduğunu ve kristal
boyutlarının 25 ile 34 nm arasında değistiğini göstermistir. Spektroskopik yansıma ölçümü
sonuçlarına göre film kalınlıkları 80 ile 1800 nm arasındadır. Filmlerin birikme hızları ise
1,33 ile 13,33 nm/s arasında değismektedir. Bu hızlar diğer ince film biriktirme
tekniklerine kıyasla yüksek olup bu durum TVA’nın oldukça hızlı bir teknik olduğunu
ortaya koymaktadır. Yansıma değerleri incelendiğinde filmlerin kısa dalgaboylarında
düsük yansımaya sahip oldukları ve uzun dalgaboylarına gidildikçe yani düsük foton
enerjilerinde yansımanın arttığı gözlenmistir. Bununla birlikte kırılma indislerinin artan
dalgaboyu ile birlikte azaldığı görülmüstür. Ayrıca, Co ve Al katkılamanın kırılma indisini
azalttığı, In, C, Si ve Ge katkılamanın ise kırılma indisini arttırdığı bulunmustur. (αhν)2’nin
hν’ye göre değisim grafiklerinden tüm filmlerin doğrudan bant geçisli oldukları ve yasak
enerji aralıklarının 0,96 ile 1,62 eV arasında değistiği bulunmustur. In ve Si katkılamanın
yasak enerji aralığını azalttığı, Co, Al, C ve Ge katkılamanın ise yasak enerji aralığını
arttırdığı bulunmustur. Katkısız GaAs ve Co, In, C, Si katkılanmıs GaAs filmlerin n-tipi
yarıiletkenler olduğu belirlenmistir. Al ve Ge katkılanmıs GaAs filmlerin ise p-tipi olduğu
anlasılmıstır. FESEM sonuçları, tüm alttasların tamamen filmler ile kaplandığını
göstermektedir. EDX sonuçları, beklenen galyum, arsenik ve eklenen safsızlık atomlarının
filmlerdeki varlığını doğrulamıstır. AFM sonuçları, katkısız GaAs ile Al ve In katkılanmıs
GaAs film yüzeylerinin yuvarlak tanelerden olustuğunu göstermektedir. Co, C ve Si
katkılanmıs film yüzeyleri ise tabandan yukarıya doğru sivrilerek büyüyen tanelerden
olusmaktadır. Ayrıca, Ge katkılanmıs film yüzeyinin diğer filmlere kıyasla çok daha
pürüzsüz olduğu görülmüstür. Bu gözlem, UV/VIS/NIR spektroskopi ve FESEM
çalısmalarından elde edilen sonuçlarla da desteklenmektedir. Akım-voltaj ölçümlerinin
sonuçlarına göre, üretilen filmlerin özdirençleri 1,32×10-1 ile 4,85×104 Ecm arasındadır.
Hall ölçümü sonuçlarına göre ise filmlerin tasıyıcı yoğunlukları 1,49×1015 ile 8,03×1017
cm-3 arasında olup mobiliteleri ise 6,21×102 ile 1,47×106 cm2/Vs arasındadır.
In this study, undoped GaAs and Co, Al, In, C, Si, Ge doped GaAs thin films were
deposited on glass substrates by thermionic vacuum arc technique. Structural, optical,
morphological, compositional and electrical properties of the produced films were
examined. XRD results showed that the entirety of the films had a polycrystalline structure
and their crystallite sizes varied between 25 nm and 34 nm. The film thicknesses varied
between 80 and 1800 nm based on the spectroscopic reflectometry results. The deposition
rates of the films varied between 1,33 to 13,33 nm/sec. These rates were higher in
comparison to other thin film deposition techniques and this situation showed that TVA
was a quite rapid technique. Considering the reflectance values, it was seen that the films
had low reflectance at short wavelengths and at long wavelengths, namely at low photon
energies, the reflectance increased. Nevertheless, it was seen that refractive indices
decreased in parallel to increased wavelength. Moreover, it was found that Co and Al
doping decreased the refractive index, and In, C, Si, Ge doping increased the refractive
index. From the graph of (αhν)2 vs. hν, it was found based on the variation graphs that all
films had direct band gaps and the band gaps varied between 0,96 to 1,62 eV. In and Si
doping decreased the band gaps and Co, Al, C and Ge doping increased the band gaps.
Undoped GaAs and Co, In, C, Si doped GaAs films were found to be n-type
semiconductors. On the other hand, Al and Ge doped GaAs films were p-type. FESEM
results showed that all substrates were deposited with the films completely. EDX results
verified the presence of the expected gallium and arsenic and the added impurity atoms in
the films. AFM results showed that undoped GaAs and Al and In doped GaAs film
surfaces were composed of spherical grains. Co, C and Si doped film surfaces were
composed of grains growing as sharpening from the base upwards. Moreover, it was seen
that Ge doped film surface was much smoother in comparison to other films. This
observation supported the results obtained by UV/VIS/NIR spectroscopy and FESEM
studies as well. Based on the current-voltage measurements, the resistivity of the
manufactured films ranged between 1,32×10-1 to 4,85×104 Ecm. Based on Hall
measurement results, the carrier concentrations of the films were between 1,49×1015 to
8,03×1017 cm-3 and their mobility were between 6,21×102 to 1,47×106 cm2/Vs.
