II-VI yarıiletkenlerin opto-elektronik özellikleri onları temel fiziğin ve fiziğe
dayalı cihazların ilgi odağı yapmaktadır. Son yıllarda bu tip yarıiletkenlerden olan
CdS’e Mn, Fe ve Co gibi geçiş elementleri katılarak Seyreltik Manyetik Yarıiletken
malzemelerin üretimi özellikle spintronik ve opto-elektronik teknolojisinde önem
kazanmıştır. Bu çalışmada, Ultrasonik Kimyasal Püskürtme (UKP) tekniği ile farklı Mn
miktarlarında (%10-30-50-70-90) CdS filmleri elde edilmiştir. Üretilen filmlerin bazı
fiziksel özellikleri incelenerek, Mn elementinin etkisi araştırılmıştır. Cd1-xMnxS
filmlerinin spektroskopik elipsometre ile kalınlıkları ve bazı optik parametreleri
belirlenmiştir. Oda sıcaklığında ve farklı sıcaklıklardaki bant aralıklarının değerleri
hesaplanmıştır. RAMAN spektrumlarından Mn’ın filmlerin yapısı üzerindeki etkisi
belirlenmiştir. X-ışını kırınım desenlerinden, filmlerin polikristal yapıda oldukları ve
%10 mangan miktarının yapısal özellikleri iyileştirmede en iyi miktar olduğu
belirlenmiştir. Filmlerin yüzey özellikleri ve elemental analizleri Taramalı Elektron
Mikroskobu (SEM) ve Enerji Dağılımlı X-ışınları Spektrometresi (EDS) ile
incelenmiştir. Atomik Kuvvet Mikroskobu (AFM) ile filmlerin üç boyutlu yüzey
topografileri ve yüzey pürüzlülükleri incelenmiştir. Filmlerin elektriksel özdirenç
değerlerini belirlemek için dört-uç tekniği kullanılmıştır. Filmlerin elektriksel iletkenlik
türleri sıcak-uç tekniği kullanılarak belirlenmiştir. Tüm sonuçlar fotovoltaik güneş pili
uygulamaları ve opto-elektronik endüstrisi açısından değerlendirilmiş ve Mn
elementinin etkisi belirlenmiştir.
Opto-elektronic properties of II-VI group semiconductors made them focus of
interest for fundamental physics and devices adopted from physics. Recently, the
production of Diluted Magnetic Semiconductors using CdS doped with transition metals
such as Mn, Fe and Co, has come into prominence for spintronics and opto-electronic
technology. In this work, CdS films at different Mn rates (10-30-50-70-90%) have been
obtained by USP technique. Some physical properties of these films have been
examined and the effect of Mn element has been investigated. Thicknesses and optical
constants of Cd1-xMnxS films have been determined by Spectroscopic Ellipsometer.
Band gap values have been calculated at room temperature and at different
temperatures. Effect of Mn on film structure has been specified by Raman spectra. Xray
diffraction studies have shown that all films are polycrystalline and Mn
incorporation at 10% has the best effect on structural properties. Surface properties and
elemental analysis of the films have been investigated by Scanning Electron
Microscopy (SEM) and Energy Dispersive X-ray Spectroscopy (EDS). Atomic Force
Microscope (AFM) has been used to examine the three dimensional surface topography
and surface roughness values of the films. Four-point probe technique has been used to
determine the electrical resistivity values of the films. Electrical conductivity types of
the films have been determined by hot-probe technique. All results have been
interpreted in view of the photovoltaic solar cell applications and opto-electronics
industry and the effect of Mn element has been classified.
